A tubular drive shaft is connected to the cleaning head and provides a conduit through which a cleaning fluid can flow. An opening into the shaft is provided in the flat face which also has a plurality of channels to distribute the cleaning fluid across the flat face. A brush is formed as a single piece of porous, elastic material with a substrate portion that has a first major surface abutting the cleaning head face. A lip of the brush extends from the substrate portion around the edge of the flat face to removably secure the brush to the cleaning head. The brush has a plurality of cylindrical nubs on the second major surface forming projections for scrubbing surfaces of semiconductor wafers.

A tungsten prepper for seasoning a semiconductor wafer polishing pad to polish tungsten on a semiconductor wafer. The prepper includes a support device having a first surface and a seasoning layer attached to the first surface of the support device. The seasoning layer is made of a seasoning material for seasoning a polishing pad to polish tungsten. In one embodiment, the seasoning layer is flame sprayed on the surface of the support device. In another embodiment, the tungsten is inserted into notches in the surface. The seasoning material includes tungsten, and in some embodiments, an adhesion promoter such as nickel. The prepper can be attached to a conditioning arm of a Chemical Mechanical Polisher. The prepper can be used to season a new polishing pad until the tungsten polishing rate of the pad is above 4000 angstroms per minute. The prepper can also include conditioners to condition a pad while seasoning the pad.

Falls an einem der Drahtbündelungen 7 ein Defekt wie z. B. ein Bruch oder etwas Ähnliches auftritt, genügt es, nur die betroffene Drahtbündelung 7 auszutauschen, wodurch das Abschaffen des ganzen bürstenförmigen Schleifsteins 3 unnötig ist. A multi-step conditioning process includes an initial step of preparation (i.e., pre-conditioning) and a subsequent step of restoration (i.e., conditioning and polishing intermittently, in situ conditioning, or combinations thereof). The present invention addresses the problem of providing a machining method capable of efficiently performing deburring and polishing of a workpiece, and extending the life of a brush to be used in a machine tool that does not have power for directly rotating a tool and that can machine the workpiece by bringing the tool and the workpiece into contact with each other while moving the same relative to each other. The present invention relates to a machining method with which, in a machine tool that does not have power for rotating a tool, a brush-like grinding stone and a workpiece are moved relative to each other while bringing the brush-like grinding stone and the workpiece into contact with each other, thereby rotating the brush-like grinding stone and thus machining the workpiece.

A buffing and polishing pad or other structure uses extremely fine microfibers of less than 1 denier. Preferred fibers are less than 0.7 denier, and in some cases considerably less. The currently most preferred embodiment is 50% fiber having 0.5 denier and 50% fiber having 0.3 denier. Preferred fibers have an average fiber length of between about 70 and about 90 mm, and most preferably about 80 mm. The fibers can be any suitable material, natural or synthetic, including especially polyester. The fibers are preferably made on a circular knitting machine.
