An attaching method for attaching a support plate to a surface of a substrate with an adhesive involves the steps of applying an adhesive to the surface of the substrate, heating and thereafter cooling the substrate, positioning centers of the substrate and the supporting plate to coincide with each other, and forming a layered structure by pushing the supporting plate onto the substrate with the adhesive therebetween in a pressure-reduced atmosphere. In the positioning step, after the supporting late has been placed on the substrate, it is possible to finely adjust the alignment of the supporting plate and a semiconductor wafer when attached because the adhesive is applied to the surface of the substrate, and thereafter the substrate is heated and cooled.

Methods of forming a collapsible mandrel are disclosed herein. An example method disclosed herein includes forming a layup on a substrate by providing a first layer of rubber, positioning a reinforcement strip on the first layer of rubber, providing first and second release films in spaced apart from each other adjacent the reinforcement strip to expose a portion of the reinforcement strip, providing a second layer of rubber overlying the exposed portion of the reinforcement strip, and laminating the first and second layers of rubber to the reinforcement strip. The release films to prevent the first and second layers of rubber from adhering to each other and the reinforcement strip such that non-adhered ends of the first and second layers of rubber and the reinforcement strip define flaps. The method includes placing the layup in a cavity of a mold forming part of a tool assembly, consolidating the layup when the layup is in the cavity of the mold, and curing the layup to form the collapsible mandrel. 1. A laminating machine and process for applying an optically clear adhesive film to a glass substrate includes a porous belt assembly with a plurality of vacuum pumps. The vacuum pumps define different, separately adjustable vacuum zones on the surface of the porous belt. The porous belt is driven linearly so that an optically clear adhesive does not move relative to the porous belt, but does move relative to the table, allowing the adhesive to be controlled to a compressive, neutral, or tensile state while being nip-rolled to the substrate. Since there is no motion of the film relative to the belt, scratching, stretch elongation, dimensional errors, and other slip induced damage is eliminated.

Disclosed are a chip card assembling structure and a method thereof, including at least one base plate, at least one fixing element having a side forming a fixing trough corresponding to the base plate, at least one adhesive film disposed on one side of the fixing element to cover the fixing trough, and at least one thin-film chip received in the fixing trough and bonded to the adhesive film. To use the present invention, the adhesive film, together with the thin-film chip, is lifted and the base plate is placed into the fixing trough, following setting the adhesive film and the thin-film chip back to have the thin-film chip coupled to the base plate. Then, the adhesive film is lifted to remove the coupled thin-film chip and base plate, so that the relative position between the thin-film chip and the base plate is precise and correct. 1. A chip card assembling method , the method being that an adhesive film is partially peeled off a fixing element to expose a fixing trough formed in a side of the fixing element and under this condition , the adhesive film sticks and lifts a thin-film chip located in the fixing trough , a base plate being disposed and fixed in the fixing trough , the adhesive film being bonded back to have the thin-film chip coupled to the base plate , the adhesive film being peeled off again to remove the coupled thin-film chip and base plate so as to complete the assembling of a chip card.2. Disclosed is a method for producing a semiconductor device in which solder joints are made between a semiconductor chip with bumps and a substrate with electrodes corresponding to the bumps through a thermosetting adhesive layer, the method including the successive steps of: (A) forming a thermosetting adhesive layer in advance on a surface including bumps of the semiconductor chip; (B) laying a surface on the thermosetting adhesive layer side of the semiconductor chip, on which the thermosetting adhesive layer is formed, and a substrate one upon another, followed by pre-bonding using a heat tool to obtain a pre-bonded laminate; and (C) interposing a protective film having a thermal conductivity of 100 W/mK or more between the heat tool and a surface on the semiconductor chip side of the pre-bonded laminate, melting a solder between the semiconductor chips and the substrate and simultaneously curing the thermosetting adhesive layer using the heat tool. There is provided a method and an apparatus for producing a semiconductor device, which is capable of making a satisfactory joint without causing catching of a resin of an adhesive film between bumps and electrode pads.

The present disclosure relates to a method for teaching a laminating method as well as operating a laminating device, the both being for laminating a film element on a substrate part, in which designated path routes, in particular designated path curves, along which grippers for gripping the film element are subsequently moved to laminate the film element, are determined and taught by way of CAD data of the substrate part as well as the film element. 1.
