Light emitting diode with enhanced quantum efficiency and method of fabrication

One embodiment of a quantum well structure comprises an active region including active layers that comprise quantum wells and barrier layers wherein some or all of the active layers are p type doped. P type doping some or all of the active layers improves the quantum efficiency of III-V compound semiconductor light emitting diodes by locating the position of the P-N junction in the active region of the device thereby enabling the dominant radiative recombination to occur within the active region. In one embodiment, the quantum well structure is fabricated in a cluster tool having a hydride vapor phase epitaxial (HVPE) deposition chamber with a eutectic source alloy. In one embodiment, the indium gallium nitride (InGaN) layer and the magnesium doped gallium nitride (Mg—GaN) or magnesium doped aluminum gallium nitride (Mg—AlGaN) layer are grown in separate chambers by a cluster tool to avoid indium and magnesium cross contamination. Doping of group III-nitrides by hydride vapor phase epitaxy using group III-metal eutectics is also described. In one embodiment, a source is provided for HVPE deposition of a p-type or an n-type group III-nitride epitaxial film, the source including a liquid phase mechanical (eutectic) mixture with a group III species. In one embodiment, a method is provided for performing HVPE deposition of a p-type or an n-type group III-nitride epitaxial film, the method including using a liquid phase mechanical (eutectic) mixture with a group III species.

Then, the bottom hole area of the well is further treated with high voltage pulses as the electric discharge device travels from top to bottom. The metal oxide protective coating can be applied over other coatings, including Gd-zirconates (GZO) or yttria-stabilized zirconia (YSZ). The metal oxide protective coating is applied at original equipment manufacturers (OEM) and can also be applied in-situ using a gas injection system during engine use in-flight or during maintenance or quality testing. The metal oxide protective coating contains a rare earth element, aluminum, zirconium, chromium, or combinations thereof, and is from 1 nm to 3 microns in thickness.

To manage dynamic adjustment of the refresh rate of a computer display, the operating system defines at least two playback modes: one or more custom modes that can be selected by applications, and a standard mode which is a default setting for the system that can be expected by applications. If approved to use the custom mode, then the application presents frames for display based on the custom mode. The operating system stores timing data for each buffered frame indicating how to play the frame in both standard mode and the custom mode. If a transition back to the standard mode occurs, the operating system uses the timing data to properly present frames of video until the application stops generating frames of video in the custom mode.

The method further provides exposing the substrate to chlorine gas during a pretreatment process prior to forming the metal nitride layer. In one example, the exhaust conduit of the processing chamber is heated to about 200° C. or less during the pretreatment process.

For example, a gallium source and a separate aluminum source may be coupled to the processing chamber to permit gallium nitride and aluminum nitride to be separately deposited onto a substrate in the same processing chamber. The nitrogen may be introduced to the processing chamber at a separate location from the gallium and the aluminum and at a lower temperature. An electric arc detection apparatus and method is based on AC current rectification phenomena in air plasma that causes low frequency amplitude modulation of high frequency currents and voltages in the ballast when disconnecting the lamp (Lamp) from the electronic ballast with power applied. A protection circuit (R25, C27, D44, D45, C28, C27, M4) shuts off the inverter (M1 and M2) of the ballast so the duration of the arc is diminished so that the arc becomes almost non-visible. The protection circuit senses the input of the ballast inverter resonant tank (C3 and L1), which is free of transients caused by resonance, detecting arc rectification frequency which is about 25-30 times less than the inverter carrier frequency, and turns on a switching device (M4) for stopping oscillations in the inverter (M1 and M2). When the lamp (Lamp) is reconnected to the ballast, it resets the protection circuit and the ballast inverter restarts automatically.

The circuit is used in a ballast inverter to compensate positive resonance frequency shift in the inverter load during lamp starting. The circuit is built on low power components and incorporated in a DC to AC inverter, providing transient advance angle for inverter switching transistors (M1, M2). This angle advance is increased in proportion to incremental output inverter voltage that is above a selected threshold voltage. Therefore, the inverter operates above resonance frequency during lamp starting, avoiding transient cross conduction in transistors in the circuit. The feedback circuit limits voltage and current stresses that may destroy some ballast components over time. The circuit also generates a signal for a protection circuit that is activated if the lamp fails to start.

A pulsed VHF radio spectrometer for the invenstigation of nuclear quadrupole resonance (NQR) in solids, in which the tuning arrangements of the anode and grid tanks in a double-tank r.f. pulse oscillator are kinematically linked to each other and to the tuning arrangement of the tuned circuit of a local oscillator by means of a drive having a programmer. The latter is made such that the grid tank in the r.f. pulse oscillator and the localoscillator tuned circuit are swept in frequency in a predetermined manner. The radio spectrometer disclosed herein has an inductance coil to enclose the solid test specimen, which is electrically connected to the r.f. pulse oscillator through a matching means which matches the impedance of the inductance coil to the impedance of the anode tank in the r.f. pulse oscillator. The circuit parameters of the matching means and the circuit parameters of the inductance coil determine the above-mentioned manner for frequency sweeping.

A self-oscillating ballast inverter circuit for powering a gas discharge lamp. The circuit is used in a ballast inverter to compensate positive resonance frequency shift in the inverter load during lamp starting. The circuit built on low power components and incorporated in a DC to AC inverter, providing transient advance angle for inverter switching transistors (M 1 , M 2 ). This angle advance is increased in proportion to incremental output inverter voltage that is above a selected threshold voltage. Therefore, the inverter operates above resonance frequency during lamp starting, avoiding transient cross conduction in transistors in the circuit. The feedback circuit limits voltage and current stresses that may destroy some ballast components over time. The circuit also generates a signal for a protection circuit that is activated if the lamp fails to start.

Method and apparatus for arc detection and protection for electronic ballasts

An electric arc detection apparatus and method is based on AC current rectification phenomena in air plasma that causes low frequency amplitude modulation of high frequency currents and voltages in the ballast when disconnecting the lamp (Lamp) from the electronic ballast with power applied. A protection circuit (R25, C27, D44, D45, C28, C27, M4) shuts off the inverter (M1 and M2) of the ballast so the duration of the arc is diminished so that the arc becomes almost non-visible. The protection circuit senses the input of the ballast inverter resonant tank (C3 and L1), which is free of transients caused by resonance, detecting arc rectification frequency which is about 25-30 times less than the inverter carrier frequency, and turns on a switching device (M4) for stopping oscillations in the inverter (M1 and M2). When the lamp (Lamp) is reconnected to the ballast, it resets the protection circuit and the ballast inverter restarts automatically.
