The present invention relates to an online monitoring method for quantitatively detecting metal, contained in at least two chemical solutions used for a semiconductor process, by using an external calibration curve which is the detection sensitivity of detecting equipment in accordance with metal concentration of each detection target metal. More specifically, the method includes the steps of: (a) selecting a first metal group, quantified with the external calibration curve, and a second metal group, using the external calibration curve but requiring correction, from detection target metal groups; (b) obtaining the external calibration curve for each detection target metal; (c) measuring sensitivity for each detection target metal and internal standard elements by injecting the internal standard elements into each of the chemical solutions for the semiconductor process at predetermined concentration and divisionally supplying the solutions to the detecting equipment; and (d) quantifying the detection target metal, contained in the chemical solutions, with the external calibration curve if the detection target metal belongs to the first metal group, and quantifying the detection target metal, contained in the chemical solutions, by using the external calibration curve and the sensitivity of the detection target metal, corrected with the sensitivity of the internal standard elements measured at the step (c), if the detection target metal belongs to the second metal group.
