Composition and method for enhancing pot life of hydrogen peroxide-containing CMP slurries

Номер: US20070068901A1
Принадлежит: Cabot Microelectronics Corp

A composition suitable for copper chemical-mechanical polishing (CMP) comprises an abrasive powder, such as a silica and/or alumina abrasive, in a liquid carrier. The composition has a transition metal content of less than about 5 parts per million (ppm), preferably less than about 2 ppm. Preferably the composition contains less than about 2 ppm of yttrium, zirconium, and/or iron. The CMP compositions, when combined with hydrogen peroxide, provide CMP slurries for copper CMP that have improved pot life by ameliorating hydrogen peroxide degradation in slurries.

Method and apparatus for thin film thickness mapping

Номер: US20040170249A1
Принадлежит:

An apparatus and method for mapping film thickness of textured polycrystalline thin films. Multiple sample films of known thicknesses are provided, and each is irradiated by x-ray at a measurement point to generate a diffraction image that captures a plurality of diffraction arcs. Texture information (i.e., pole densities) of each sample film is calculated based on multiple incomplete pole figures collected from the diffraction image and used to correct the x-ray diffraction intensities obtained from such sample film. Corrected and integrated diffraction intensities of the sample films are then correlated to respective known film thicknesses of such films, and the correlation so determined can be used to map the film thickness of a textured polycrystalline thin film of unknown thickness, based on the corrected and integrated diffraction intensity calculated for such thin film.

Internal combustion engine with pressure wave machine

Номер: US0006325054B1

The spark ignition engine is provided with a pressure wave machine and comprises a three-way catalyst. In order to improve the cold start properties both of the catalyst and of the pressure wave machine, a heating device is disposed between the catalyst and the pressure wave machine. For a better elimination of the pollutant constituents HC, CO, and NOx, the three-way catalyst is followed by an oxidation catalyst, the oxidation catalyst being disposed between the outlet of the pressure wave machine and the exhaust. In this manner, the oxidation catalyst can operate with excess air which comes from the pressure wave machine. Such a combination yields a high specific power and at the same time an essential reduction of the pollutants while allowing very good cold start properties of the entire combination.

The gas-dynamic pressure wave machine, which is destined for the charge air supply of an internal combustion engine, comprises a rotor (6, 40) with cells (18, 41), a low pressure fresh air inlet channel (14, 38), a high pressure charge air channel (10, 32) leading to the internal combustion engine (1, 33), a high pressure exhaust channel (3, 31) coming from the internal combustion engine, and a low pressure exhaust channel (4, 35), the low pressure exhaust channel (4, 35) and the high pressure exhaust channel (3, 31) being enclosed in a gas housing (5, 34) and the low pressure fresh air inlet channel (14, 38) and the high pressure charge air channel (10, 32) being enclosed in an air housing (15, 39), and each one of all four channels communicating with the rotor through sector-shaped openings (36A, 37A; 54A, 55A) in the gas housing resp. the air housing. The sector-shaped openings (36A, 37A) of the high pressure charge air channels are adjustably arranged in order to allow an adjustment of the process over the entire performance field of the internal combustion engine (33). For a further, even better adjustment of the process, the ratio of the total opening width of the high pressure channels (31, 32) to the total opening width of the low pressure channels (35, 38) is equal to or less than 1:3.25 while the total opening width of the high pressure channels amounts to 45° at the most. A further improvement is obtained by the fact that the air housing (39) and/or the rotor casing (42) are provided with a water cooling system (44, 45).

Immobilized enzyme and its use for the processing of triglyceride oils

Номер: WO1997001632A1
Принадлежит: Unilever N.V., UNILEVER PLC

Process for the immobilization of an enzyme, characterized by the steps comprising: a) selecting an amphiphilic enzyme for immobilization, b) preparing an emulsion comprising a continuous hydrophobic phase and a dispersed aqueous phase in which are dissolved the enzyme and material suitable to act as carrier for the enzyme when the next step is carried out, c) removing water from the aqueous phase until this phase turns into solid enzyme coated particles. A preferred aqueous phase is prepared with a crude lipase fermentation liquid from which the biomass has been removed and which still contains fermentation residues suitable to act as carrier. Processes using the immobilized enzyme comprise interesterification, deacidification and degumming of triglyceride oils and show a very low enzyme consumption. Besides lipases suitable amphiphilic enzymes are phospholipases.
