A unit comprises a valve housing having a bottom portion; and a plurality of electromagnetic valves standing on the bottom of the valve housing. Each electromagnetic valve includes a coil which is housed in a housing structure. A cover member is put on head portions of the electromagnetic valves. A bolt extends from the cover member to the bottom portion of the valve housing to bias the cover member toward the bottom portion of the valve housing thereby to tightly fix the electromagnetic valves to the valve housing. A printed-circuit board is positioned above the cover member. Bracket portions for supporting the printed circuit board extend upward from the housing structure toward the printed-circuit board while keeping away from a lateral end of the cover member. Conductive lines are embedded in each bracket portion to provide an electric connection between each coil and the circuit of the printed-circuit board.

The object of the present invention is to provide a three-way switching valve having a valve mechanism compact in size, and capable of changing a flow of a high-pressure fluid, without internal leakage of the fluid. A compact pilot-operated three-way switching valve changes a flow of a fluid introduced into an inlet port such that the fluid is caused to flow into a first outlet port or a second outlet port. Pressures in pressure-regulating chambers above pistons are selectively guided into a passage by a pilot valve having a pilot valve element, plugs including respective valve seats, and a spring. The passage leads one of the pressures to the first outlet port or the second outlet port via a check valve having valve, and a valve element. The check valve causes a very small amount of fluid permitted to flow so as to keep main valves open and closed, respectively, to flow to the downstream side of an open one of the main valves, whereby internal leakage of fluid is prevented.

An improved solenoid poppet valve includes an endless magnetic gap loop which overlies the valve chamber. The axis of the poppet valve intersects the magnetic gap and can be self centered by the energizing of the solenoid. The valve chamber can be sealed from the solenoid coil and magnetic poles using a relatively thin isolating material which can be fully supported by the magnetic pole structure. A novel dual rate spring combination supports and centers the poppets in the valve chamber. The spring provides one force to maintained the valve in the closed position and a second, greater force to "kick" the poppet away from the magnetic poles when the solenoid is deenergized. In alternative embodiments, the valve of the present invention can control the flow of one or several fluids. Yet other embodiments can provide several valves to control the flow of a single fluid.

A technology, when forming a film by supplying TiClgas and NHgas a plurality of times in alternation to a substrate, can increase the amount of gas flow while suppressing cooling of a valve device, and contribute to an increase in throughput. In the formation of the film, the gas for atmosphere replacement supplied into a processing vessel between supplying one processing gas and supplying the other processing gas is heated ahead of time. Thus, the flow rate of gas can be increased while suppressing cooling of the gas-contacting sites such as a wafer and the inner wall of the processing vessel, and so it is possible to reduce the time necessary to replace the atmosphere, resulting in being able to contribute to increased throughput, and problems such as adhesion of reaction products due to cooling at the valve device are suppressed. 1.
