... 본 발명이 이루고자 하는 기술적 과제는 반도체 패키지 기판의 제조 방법 및 그 방법에 의해 제조된 반도체 패키지 기판으로서, 보다 구체적으로는 외부로 노출된 솔더 범프의 크기를 유지하면서 에칭 깊이를 깊게 실시하고, 미세 패턴의 회로층을 가진 반도체 패키지 기판의 제조 방법 및 그 방법에 의해 제조된 반도체 패키지 기판을 제공하기 위한 것이다. 본 발명에서 제공하는 수단으로서, 본 발명은 반도체 패키지 기판의 제조 방법에 있어서, (a) 전도성 소재의 베이스 기판을 준비하는 단계; (b) 상기 베이스 기판의 일 면에 솔더 범프가 형성되도록 하프 에칭하는 단계; (c) 상기 하프 에칭에 의해 선택적으로 제거된 영역에 수지를 충진하는 단계; 및 (d) 상기 베이스 기판의 타 면에 소정의 패턴을 갖는 회로층이 형성되도록 선택적으로 에칭하는 단계; 를 포함하되, 상기 하프 에칭은, 아졸계 화합물을 포함한 에칭 용액에 의한 습식 에칭인 것을 특징으로 하는 반도체 패키지 기판의 제조 방법을 제공한다. 본 발명에 따른 반도체 패키지 기판은 그 두께를 두껍게 유지하면서도 솔더 범프를 구비할 수 있고, 외부로 노출된 솔더 범프의 표면 크기를 크게 유지하여 솔더와의 접합 강도를 향상시킬 수 있으며, 일 면에 60㎛ 피치급 이하의 미세한 회로 패턴을 갖는 회로층을 포함할 수 있다.
