... 콘택 홀에 텅스텐을 증착할 때 텅스텐의 그레인이 3방향에서 진행되기 때문에, 삼중점에서 씸(Seam) 기타 국부 단차가 발생한다. 콘택 플러그에 씸이 존재하면, 텅스텐이 열화되고 수율이 감소한다. 국부 단차를 개선하기 위하여, 텅스텐이 산소 분위기에서 고온으로 가열되면 부피가 2∼3배로 팽창되는 특성을 이용한다. 텅스텐 콘택 플러그를 고온의 산소 분위기에서 히팅(Heating) 혹은 플라즈마(Plasma) 방식으로 급속 열처리(RTA)하고, 층간 절연막의 표면 위로 부피 팽창된 텅스텐을 버핑 CMP 공정을 통하여 제거한다. 또한, 텅스텐의 산화 공정에서 콘택 저항이 증가되는 점을 개선하기 위하여, 급속 열산화(RTO) 및 버핑 연마 처리된 텅스텐 콘택 플러그를 수소 가스 분위기에서 급속 열환원(RTH)시키며, 환원 반응에 의하여 텅스텐 옥사이드(WxOy)는 순수 텅스텐(W)으로 전환된다.
