A bipolar junction transistor (BJT), which includes a collector layer, a base layer on the collector layer, an emitter layer on the base layer, and a recess region embedded in the collector layer, is disclosed. A base-collector plane is between the base layer and the collector layer. The recess region is may be below the base-collector plane. Further, the recess region and the base layer are a first type of semiconductor material. By embedding the recess region in the collector layer, the recess region and the collector layer form a first P-N junction, which may provide a point of avalanche for the BJT. Further, the collector layer and the base layer form a second P-N junction. By separating the point of avalanche from the second P-N junction, the BJT may avalanche robustly, thereby reducing the likelihood of avalanche induced failures, particularly in silicon carbide (SiC) BJTs.

Nickel, cobalt and copper are precipitated from ammoniated solutions in which they are present as soluble compounds by reacting the solutions with a reducing gas such as hydrogen in a reaction vessel under superatmospheric pressure, e.g. above 100 lbs./sq. inch, and superatmospheric temperature, e.g. above 200 DEG F., a nucleating agent being present in the solutions to initiate and accelerate the reducing reaction. A solution being subjected to reduction may contain ammonium sulphate and preferably sufficient ammonia is maintained in the solution during reduction to provide at least 2 mols of ammonia per gram-atom of metal to be reduced. Nuclei produced by such a reduction may be added to a further solution which is then reduced without addition of nucleating agent. Thus successive solutions may be added to the reaction vessel containing reduced metal nuclei until metal begins to plate on the walls of the reaction vessel. The adhering metal is dissolved off and the process repeated. Among the nucleating agents which can be used are those which act as reducing agents such as compounds including a polyvalent metallic ion in its lowest state of oxidation, e.g. a ferrous compound which may be used in an amount greater than 0.1 grams per litre. A mixture of ferrous sulphate and ferrous ammonium sulphate may be used. Other agents which may be used are carbonate, hydroxides, sulphides and finely divided carbon.

Undesired signals from interfering satellites are separated from desired signals from a target satellite by using a sum beam and a difference beam as in a monopulse radar. Both desired and undesired signals are received by an antenna and separated by different mode couplers from a waveguide. The fundamental mode of the waveguide provides the desired signals along with components from the interfering signals. Both desired and undesired signals are picked up from the waveguide through a fundamental mode coupler. The higher order modes of the waveguide provide the interfering signals alone, representing the difference beam which will be aligned along the boresight. In a circular waveguide, the TM 01 o will yield a difference pattern for vertical polarization in any plane, and a TE 21 o or TE 01 o mode will result in a difference pattern for horizontal polarization. A square or a rectangular waveguide could be used instead of a circular waveguide to achieve the same result. The higher order mode signals are processed through a delay line and weighting circuit, also known as the least mean square loop, and then summed with the fundamental mode signals to derive the desired signals substantially free from undesired, interfering signals.

A method of producing a mineral-enriched protein composition for use in the production of liquid foodstuffs comprising forming a hydrated gel of an alkaline earth salt, such as a calcium salt, and adding the hydrated gel to a slurry of a soy protein isolate to form a mineral-enriched soy protein composition. The composition can then be dried and, upon resuspension in a liquid foodstuff, results in improved suspension of the mineral in the foodstuff.

The invention is a silicon pressure micro-sensing device and the fabrication process thereof. The silicon pressure micro-sensing device includes a pressure chamber, and is constituted of a P-type substrate with a taper chamber and an N-type epitaxial layer thereon. On the N-type epitaxial layer are a plurality of piezo-resistance sensing units which sense deformation caused by pressure. The fabrication pressure of the silicon pressure micro-sensing device includes a step of first making a plurality of holes on the N-type epitaxial layer to reach the P-type substrate beneath. Then, by an anisotropic etching stop technique, in which etchant pass through the holes, a taper chamber is formed in the P-type substrate. Finally, an insulating material is applied to seal the holes, thus attaining the silicon pressure micro-sensing device that is able to sense pressure differences between two ends thereof.

The top section is integrally formed of two spaced pipes, upper ends of which form two mouths to receive two dispensers, and lower ends of which are tightly joined with two holes on the middle partition to communicate external space with two closed chambers formed in the bottom section. Such bottle can therefore be used to contain two different types of milky lotion at the same time to effectively reduce the number of and the space occupied by bottles in, for example, a toilet room. Moreover, a dual-liquid ornament can be contained in the top section of the bottle to give the same additional value as an ornament. The bottle may have a downward protruded bottom center about which the bottle can be easily turned or swung to cause dynamic changes in the dual-liquid ornament.
