Electrical isolation in non-volatile memory is provided by air gaps formed using sacrificial films of differing etch rates. A high etch rate material is formed in an isolation trench. Flowable chemical vapor deposition processes are used to form high etch rate films, and curing is performed to increase their etch rate. A low etch material is formed over the high etch rate material and provides a controlled etch back between charge storage regions in a row direction. A discrete low etch rate layer can be formed or the high etch rate material can be oxidized to form an upper region with a lower etch rate. A controlled etch back enables formation of a wrap-around dielectric and control gate structure in the row direction with minimized variability in the dimensions of the structures. At least a portion of the high etch rate material is removed to form air gaps for isolation.

The present invention includes upconversion materials such as lanthanide-sensitized oxides that are useful for converting low-energy photons into high-energy photons. Because silicon-based solar cells have an intrinsic optical band-gap of 1.1 eV, low-energy photons having a wavelength longer than 1100 nm, e g., infrared photons, cannot be absorbed by the solar cell and used for photovoltaic energy conversion. Only those photons that have an energy equal to or greater than the solar cell's band gap, e.g., visible photons, can be absorbed and used for photovoltaic energy conversion. The oxides described herein transform photons having an energy less than the energy of a solar cell's band gap into photons having an energy equal to or greater than the energy of the band gap. When these oxides are incorporated into a solar cell, they provide more photons for photovoltaic energy conversion than otherwise would be available in their absence. Nearly 10% of the infrared photons incident on these oxides are upconverted into visible photons. This upconversion efficiency is more than twice as large as the upconversion efficiency for NaYF-based upconversion materials. The solar radiation energy conversion efficiency of a silicon-based solar cell will increase by 1.8% or greater by including the oxides described herein because they allow the solar cell to absorb and use are larger portion of the solar spectrum for photovoltaic energy conversion. 1. Electrical isolation in non-volatile memory is provided by air gaps formed using sacrificial films of differing etch rates. A high etch rate material is formed in an isolation trench. Flowable chemical vapor deposition processes are used to form high etch rate films, and curing is performed to increase their etch rate. A low etch material is formed over the high etch rate material and provides a controlled etch back between charge storage regions in a row direction. A discrete low etch rate layer can be formed or the high etch rate material can be oxidized to form an upper region with a lower etch rate. A controlled etch back enables formation of a wrap-around dielectric and control gate structure in the row direction with minimized variability in the dimensions of the structures. The method includes steps of: providing a semiconductor structure which comprises a silicon substrate, a buried oxide layer on the silicon substrate, a silicon-on-insulator layer on the buried oxide layer; and a hard mask layer on the silicon-on-insulator layer; performing spin coating of a photoresist on the hard mask layer to form a bulk silicon region; performing plasma anisotropic etching on the bulk silicon region to open a part of the buried oxide layer, and then performing isotropic etching, so that the silicon-on-insulator layer shrinks in the horizontal direction; performing plasma anisotropic etching to etch through the buried oxide layer to form a bulk silicon region trench; performing silicon epitaxial growth in the bulk silicon region trench. The silicon-on-insulator layer is still shrinks after the bulk silicon region trench is formed, as the result, there is no bump on the surface of the silicon-on-insulator layer, thus the process window becomes controllable.

A method and apparatus for releasing services on a server in stages is provided, the method comprising setting a number of accounts that can access a new service and releasing the new service to the accounts in a first time period; setting an access rate for the new service and releasing the new service in accordance with the access rate in a second time period; and releasing the new service to the entire server in a third time period. In accordance with the method and apparatus for releasing services on a server in stages in this embodiment, new service can be released in different ways to suit different situations, which reduces the risk in releasing the new service, and improves efficiency. 1. A method for releasing services on a server in stages , the method comprising:setting a number of accounts that can access a new service and releasing the new service to the accounts in a first time period;setting an access rate for the new service and releasing the new service in accordance with the access rate in a second time period; andreleasing the new service to the entire server in a third time period.2. A location of the user will be determined, and a set of printers (e.g., within a predetermined proximity of the location) that is capable of printing the job in accordance with the set of parameters is identified. Thereafter, a particular printer will be identified from the set of printers based on a set of service level commitments (e.g., a desired distance from the location, a queue length, etc.). The job can then be sent to the particular printer for printing.
