The present invention relates to a piezoelectric nanogenerator (PENG) that is capable of harvesting mechanical energy into electricity. The PENG comprises one dimensional (1D) and two dimensional (2D) nanostructures integrated together to form a composite nanostructure. A major advantage of the present invention is that the composite nanostructure provides enhanced electrical output and enhanced mechanical stability as compared to previously reported 1D or 2D nanostructures alone. Also described is a hybrid nanogenerator that combines the PENG with a triboelectric nanogenerator (TENG). A method of synthesizing the composite nanostructure PENG, in which the 1D and 2D nanostructures are grown together on the same substrate using a low temperature hydrothermal method is also described. The provided method is simple and cost-effective.

The invention relates to thyristors of the type having an auxiliary thyristor for amplifying the control current of the thyristor. This type of thyristor has a control electrode and an auxiliary emitter electrode. In known constrictions, operation of the auxiliary electrode and the control electrode is effected by inter-related circuitry. In the disclosed thyristor the control electrode and auxiliary emitter electrode are each provided with a separate control line connected to terminals in the thyristor housing for the connection of external leads. Thus, the control and auxiliary emitter electrodes can be controlled separately and, in particular, the turn-off time can be reduced by applying a negative voltage from an external source to the auxiliary emitter. This arrangement avoids the problem of providing circuitry in the thyristor to prevent control current from flowing into the auxiliary emitter.

An optical sensor ( 17 ) which senses the stack level is arranged at the input side prior to the stacking area to control the lowering of the storage platform ( 5 ). According to the invention, at least three optical sensors ( 17 ) are disposed below the conveyor level at a slight distance from each other in a vertical line. The maximum vertical distance between the two sensors ( 17 ) is 20 mm. By activating any two sensors ( 17 ), the drop in height of the sheets ( 1 ) can be set depending on the type of sheet and without the need for extensive adjustment upon a change in the type of sheet.

ABSTRACT PROCESS OF CONTROLLING THE FILM THICKNESS OF BLOW-FORMED AND AXIALLY AND PREFERABLY BIAXIALLY STRETCHED TUBULAR FILMS Tubular films made in an extruding and blow-forming plant are collapsed and are subsequently axially and preferably biaxially stretched in that they are re-inflated to form an inflated tubular film or expanded to form a tubular film. That inflated or expanded tubular film is then moved through an oven, from which the film is withdrawn and re-collapsed while moving at a velocity which is higher than the feeding speed in accordance with the desired stretching ratio. In order to ensure that the stretched tubular films have a substantially uniform thickness distribution throughout their periphery, the film thickness of the stretched tubular film which has emerged from the oven is measured around the tubular film before or after it has been collapsed and in dependence on the thus measured thicknesses of the peripheral profile the thickness distribution around the peripheral profile of the tubular film formed in the extruding and blow-forming plant is so controlled that any deviation from the average film thickness of the film which has been stretched in the oven, which deviation has been caused by a non-uniform heating of the film and possibly to other disturbing influences exerted on the film in the oven, will substantially be compensated.

The present invention also provides for improved layout of a cache array with a data path logic management unit as well as power management features for the cache array and a tag RAM with comparator on, in one embodiment, the same chip with the cache array or on an associated chip in another embodiment.

The invention relates to a method for producing spray-compacted, strip-shaped products, droplets of molten metal being sprayed on a base, which is moving past the spraying nozzle in a spraying chamber subjected to inert gas, and compacted and cooled off there. In order to develop this method in such a way that the production costs can be reduced considerably and in order to provide a device for this purpose, it is proposed that the base with the sprayed layer applied is wound up into a coil immediately after leaving the spraying region, the axis of rotation of the coil being located approximately in the plane of the spraying nozzle, that the distance between the base and the spraying nozzle is kept constant, and that the cooling-off of the strip-shaped product takes place before it reaches the lower vertex. <IMAGE>

The invention relates to a device for the horizontal spray compacting of rotationally symmetrical products, comprising a spraying chamber, on which the nozzle for the atomising jet is arranged, a holder which can be adjusted radially to the start-up head or the product produced, makes possible a longitudinal motion and supports the said head or product, and a device for the simultaneous rotation of the start-up head or product about its longitudinal axis. Bei symmetrisch sperrenden Thyristoren und bei Dioden ist für manche Anwendungsbeispiele eine Absenkung der anodenseitigen Speicherladung erwünscht. Dies wird durch in der anodenseitigen Emitterzone liegende Kurzschlüsse erreicht. Diese werden zwischen in der Emitterzone eingebetteten Zonen (10) eines ersten Leitungstyps und Zonen eines zweiten Leitungstyps gebildet. Die Zonen des zweiten Leitungstyps sind tiefer als die des ersten Leitungstyps und überlappen die Zonen des zweiten Leitungstyps teilweise. Bei niedriger Stromdichte sind diese Kurzschlüsse unwirksam, bei hoher Stromdichtesind sie wirksam. Kurzschlüsse dieser Art lassen sich auch bei speziellen Dioden auf der Katodenseite verwenden, die als Freilaufdioden für GTO-Thyristoren eingesetzt werden sollen, sowie bei asymmetrischen GTO-Thyristoren auf der Anodenseite. <IMAGE> In the case of symmetrically blocking thyristors and diodes, a lowering of the anode-side storage charge is desirable for some application examples. This is achieved by short circuits in the anode-side emitter zone. These are formed between zones (10) of a first conduction type embedded in the emitter zone and zones of a second conduction type. The zones of the second conduction type are deeper than those of the first conduction type and partially overlap the zones of the second conduction type. These short circuits are ineffective at a low current density and are effective at a high current density. Short circuits of this type can also be used with special diodes on the cathode side, which are to be used as free-wheeling diodes for GTO thyristors, and with asymmetrical GTO thyristors on the anode side. <IMAGE>

A circuit which responds to the application of a pulse to its input (6) by generating a pulse at its output (3), the output pulse having a minimum duration T and being extended by the remaining length of the input pulse should the input pulse be still present at the end of the time T, comprises a pair of semiconductor switches (1,2) connecting the output (3) to points (5,4) carrying respective logic levels. The input pulse closes the first switch (1) and also inhibits a gate circuit (9). The resulting logic level on the output (3) closes the second switch (2) after delay by T in a delay circuit (13) and transmission through the gate circuit (9), thereby restoring the original logic level. The instant when this occurs coincides with the presence of the delayed output pulse at the output (14) of the delay circuit and the absence of the pulse at the arrangement input (6). A hold circuit circuit (15) may be provided for holding the logic level currently present at the output (3). The circuit may be used as an equalisation pulse generator for a data path in a semiconductor memory integrated circuit.
