The invention discloses a method for preventing a GaAs cover layer from oxidizing and improving heat stability of an AlxGa (1-x) As oxide layer synchronously when oxidizing by a high-temperature wet method. The method is implemented by growing a SiO2 thin film with certain thickness on the GaAs layer through plasma chemical vapor deposition method. According to the invention, the heat stability of the AlxGa (1-x) A s oxide layer can be improved, damage to surface of the device during subsequent high-temperature annealing process can be reduced, technical steps and production cost of the device can be reduced simultaneously; the GaAs cover layer can also be prevented from oxidizing, and luminance of quantum dot cannot be influenced. The advantages provide foundation for the manufacture of the high-performance photoelectronic devices.
