Energy-filtered cold electron devices use electron energy filtering through discrete energy levels of quantum wells or quantum dots that are formed through band bending of tunneling barrier conduction band. These devices can obtain low effective electron temperatures of less than or equal to 45K at room temperature, steep electrical current turn-on/turn-off capabilities with a steepness of less than or equal to 10 mV/decade at room temperature, subthreshold swings of less than or equal to 10 mV/decade at room temperature, and/or supply voltages of less than or equal to 0.1 V. 155-. (canceled)56. A device component that injects electrons or holes comprising:an electrode;a quantum well, quantum dot, or both disposed adjacent to the electrode, wherein an energy level spacing of the quantum well, quantum dot, or both are at least 250 meV or larger; anda tunneling barrier disposed adjacent to the quantum well, wherein electron thermal excitation at room temperature is suppressed without any external cooling.57. (canceled)58. The device component as recited in claim 56 , wherein electron thermal excitation suppression at room temperature reduces electron energy distribution spread at least 6.5 times compared to electron energy spread governed by the Fermi-Dirac distribution.59. The device component as recited in claim 56 , wherein the electron thermal excitation suppression lowers the effective electron temperature to 45 Kelvin or below at room temperature without any external cooling.60. The device component as recited in claim 56 , wherein the quantum well is formed by energy band bending of a conduction band or valance band of a quantum well material.61. The device component as recited in claim 60 , wherein spontaneous formations of interface dipoles and/or interface charges induce the energy band bending and create the quantum well.62. The device component as recited in claim 61 , wherein the energy band bending in the quantum well is 1 eV or larger.63. The device ...
