A dynamic blending gas delivery system and method are disclosed. A blended gaseous mixture produced in accordance with the method is used in chemical vapor deposition tools or similar process tools. One embodiment is a multi-step method for processing a plurality of fluids to form a blended gaseous mixture and supplying the blended gaseous mixture to a distribution header from which the blended gaseous mixture is delivered to at least one tool. The first step is to supply a first fluid. The second step is to heat the first fluid to a temperature where at least some portion of the first fluid is a vapor. The third step is to superheat the vapor portion of the first fluid to a temperature sufficient to avoid condensation of the blended gaseous mixture delivered to the at least one tool. The fourth step is to supply a second fluid. The fifth step is to heat the second fluid to a temperature sufficient to avoid condensation of the superheated vapor portion of the first fluid when the superheated vapor portion comes in contact with the second fluid. The sixth step is to combine the heated second fluid and the superheated vapor portion of the first fluid to form a blended gaseous mixture having desired physical and chemical properties for chemical vapor deposition, epitaxial film growth, or a similar process. The final step is to deliver the blended gaseous mixture to the distribution header. In the preferred embodiment, the first fluid is trichlorosilane and the second fluid is hydrogen.

An apparatus for the controlled proportioning of gases to be delivered to a consumer comprises a mixed gas line containing the mixed gases to be delivered to the consumer which is connected to a plurality of separate gas supply lines. Each of the supply lines includes a quick-acting, electrically controlled valve which is controlled by control means which is effective to deliver a control pulse to open and close the valve in accordance with a set time slot pattern. For this purpose, the controller advantageously includes means for sensing the pressure in each of the supply lines and the mixed gas line and for regulating the quick-acting valves in accordance with one or more input signals which are fed to a computer section of a controller which has an actuator section which is operated in accordance with the sensed information and the input signals to carry out the supply of the gases in the set time slot pattern. The controller delivers one pulse per time slot pattern, the minimum length of the pulse being determined by the minimum switching time of the control valve and its maximum length being determined by the division of the time slot pattern. For gas amounts smaller than the corresponding minimum pulse times at each position of the time slot pattern, pulses are delivered only at certain points of the pattern.

A dynamic blending gas delivery system and method are disclosed. A blended gaseous mixture produced in accordance with the method is used in chemical vapor deposition tools or similar process tools. One embodiment is a multi-step method for processing a plurality of fluids to form a blended gaseous mixture and supplying the blended gaseous mixture to a distribution header from which the blended gaseous mixture is delivered to at least one tool. The first step is to supply a first fluid. The second step is to heat the first fluid to a temperature where at least some portion of the first fluid is a vapor. The third step is to superheat the vapor portion of the first fluid to a temperature sufficient to avoid condensation of the blended gaseous mixture delivered to the at least one tool. The fourth step is to supply a second fluid. The fifth step is to heat the second fluid to a temperature sufficient to avoid condensation of the superheated vapor portion of the first fluid when the superheated vapor portion comes in contact with the second fluid. The sixth step is to combine the heated second fluid and the superheated vapor portion of the first fluid to form a blended gaseous mixture having desired physical and chemical properties for chemical vapor deposition, epitaxial film growth, or a similar process. The final step is to deliver the blended gaseous mixture to the distribution header. In the preferred embodiment, the first fluid is trichlorosilane and the second fluid is hydrogen.

An in-line mixing system and method for mixing one or more paint fluid subcomponents. The system includes subcomponent input lines (20) connected to a reducing manifold (22). An on/off solenoid valve (28) in each line is arranged to allow or prohibit fluid from entering the reducing manifold. The reducing manifold includes multiple input passages that converge to form a single output passage. A flow meter (26) is in communication with the manifold output passage to measure the flow of subcomponent fluid through the manifold. Using the flow meter, a control system (30) causes the input line solenoid valves to open and close to create a slugwise line of subcomponent fluids passing from the manifold output passage. From the reducing manifold, the slugwise line enters an integrator (32) where the subcomponents are partially mixed. A static mixer (34) connects to the output of the integrator to thoroughly mix the fluids. Preferred embodiments of a mixing system, an integrator, and an control instruction system are provided.
