The present invention provides a pellicle inspection device comprising: an EUV source unit which generates a light source; a mirror which reflects light from the EUV source unit; a beam splitter which transmits and reflects the light reflected from the mirror; a first light measuring sensor which receives the light reflected from the beam splitter to detect an intensity of the received light; a pellicle which is spaced apart from a lower part of the beam splitter at a predetermined distance and transmits the light transmitted by the beam splitter; a second light measuring sensor which is spaced apart from a lower part of the pellicle at a predetermined distance, and receives the light transmitted by the pellicle to detect an intensity of the received light; and a calculation unit which compares values detected by the first light measuring sensor and the second light measuring sensor to measure transmittance of the pellicle and a defect thereof.
